I am not aware of exact papers but the first paper which introduced the following concepts (from NLP) will be my pick
- HMM models for POS tagging
- SVM
- Backpropagation
- Word2Vec
- Semantic graphs (like AMR)
- Deep Speech (or CTC loss in ASR)
- Transformers
- BERT (and variants)
Please suggest if I am missing anything

It showed no results.
